厚沉積(ji)(ji)堿性銅電刷鍍銅主要用(yong)來沉積(ji)(ji)過渡層和(he)需要用(yong)銅來沉積(ji)(ji)厚尺寸的(de)場(chang)合。
3. 厚沉積堿性銅電(dian)刷鍍液成分
甲基磺酸銅[Cu(CH3SO3)2] 322g/L 、氯化鈉(NaCl) 1g/L
乙二胺[(NH2CH2)2] 178mL/L 、pH8.5~9.5
4. 厚沉(chen)積堿性(xing)銅電刷鍍液(ye)的配制
在(zai)1000mL燒杯中(zhong)加(jia)(jia)入(ru)甲(jia)基磺酸銅322g,加(jia)(jia)入(ru)蒸餾(liu)水400mL,攪拌溶解后,在(zai)攪拌下(xia)緩慢滴(di)加(jia)(jia)乙二胺(an)178mL,再加(jia)(jia)入(ru)氯化鈉1g,攪拌溶解,用乙二胺(an)或(huo)甲(jia)基碳酸調節pH約9,最后倒人1000mL量(liang)筒或(huo)量(liang)杯中(zhong),加(jia)(jia)蒸餾(liu)水至刻度。
如(ru)無甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong),可(ke)用堿式碳酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)[Cu(OH)2·CuCO3]和(he)甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)(CH3SO3H)配制成甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)。方(fang)法(fa)如(ru)下(xia)(xia):稱取堿式碳酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)161g放入(ru)1000mL燒杯中(zhong)(zhong),加(jia)(jia)(jia)蒸餾水400mL,在(zai)攪拌下(xia)(xia)滴加(jia)(jia)(jia)甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)至碳酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)中(zhong)(zhong)使恰好溶(rong)(rong)解為止,即化合(he)得(de)甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)。甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)不可(ke)過量,否則溶(rong)(rong)液pH將低于8.5。如(ru)有(you)少量甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)銅(tong)(tong)(tong)(tong)未溶(rong)(rong)解,可(ke)加(jia)(jia)(jia)熱攪拌溶(rong)(rong)解。然后(hou)冷卻(que)至室溫(wen),在(zai)攪拌下(xia)(xia)緩慢滴加(jia)(jia)(jia)乙二(er)(er)胺178mL,用乙二(er)(er)胺和(he)甲(jia)基(ji)(ji)磺(huang)(huang)(huang)(huang)酸(suan)(suan)(suan)調節pH至9左右,加(jia)(jia)(jia)氯化鈉(na)1g,攪拌溶(rong)(rong)解后(hou)倒入(ru)1000mL量筒或量瓶中(zhong)(zhong),加(jia)(jia)(jia)蒸餾水至刻度。
